I'm going with Michael Myers. The 1978 scared the crap out of me. The mask, the silence, the ruthlessness is scary as hell. Freddy is too funny. Chucky is someone I'd beat up myself. Jason is a problem but Michael just scared me.

Overall, I'd say the Phantom of the Opera, the Frankenstein Monster or Dracula. Out of the ones listed, probably Leatherface.

Myers was the first real Boogeyman for me. The rest of the other slasher types, in my mind anyway, came after him so they generally left less of an impression.
